Optical and transport studies of hot electrons in modulation-doped quantum wires

Abstract:

We describe recent progress in producing quantum wires by modulation-doping v-groove structures. Strong lateral confinement is observed, with subband energy separation of 40 meV. The high quality ID electron system shows pronounced singularities in the photoluminescence spectrum near the Fermi energy. Energy relaxation has been investigated by electrical heating, where we find clear evidence of LO-phonon scattering and real space transfer. Time-resolved photoluminescence reveals intersubband ...
