A PIEZOSPECTROSCOPIC STUDY OF DEEP LEVELS IN GAP-CO

Abstract:
The near-infrared photoluminescence spectrum of GaP:Co reveals a sharp line at 4506 cm-1 which is interpreted as an internal transition of the cobalt ion. Application of uniaxial stress causes a splitting of this line into a doublet. The magnitude of this splitting depends strongly on stress direction, and the relative intensities of the two components are polarisation dependent. The data are consistent with the impurity charge state Co2+ (d 7).
